三维原子探针是在场离子显微镜(FIM)基础上发展的新型分析仪器。在样品尖端叠加脉冲电压使原子电离并蒸发，用飞行时间质谱仪测定离子的质荷比来确定该原子的种类，用位置敏感探头确定原子的位置，从而给出纳米空间中不同元素原子的分布图形。
The ions species are determined by measuring mass to charge ratio of ions with flight of time spectrum, and the position of ions on the sample surface can be determined by position sensitive detector. The three-dimensional atom probe (3DAP) can provide three-dimension maps of the distribution of different element atoms by chemically analyzing the atoms one-by-one.
